Device
Ultralow noise figure broadband LNA in 65 nm CMOS
Spectrum
32-46 GHz
Novelty
Three-winding input transformer in the LNA 1st stage with negative feedback matches the input impedance and improves bandwidth. Multi-array “large” transistor in the 1st stage overcomes the NFmin impact of the low Q of the input matching transformer. Pole tuning technique with series inductors in the 2nd stage improves both bandwidth and flatness.
Application
Integration with phased antenna array designs for 5G and beyond.
Performance
2.2-3.2 dB noise figure from 32 to 46 GHz; 19.2-21.5 dB gain from 32-to 46 GHz; -7.6 dB third-order intercept (IIP3) at 38 GHz; 13.5 GHz effective bandwidth (BWeff) from 32 to 45.5 GHz. 22 mW power consumption at 1 V; 0.16 mm2 core size.
