Device
8 Channel (4x2) Dual-Beam Receive Phased-Array Beamformer IC in a Tower-Semi 90-nm SiGe BiCMOS Technology
Spectrum
15-55 GHz (5G FR2 n257-262 bands)
Novelty
A three-stage wide-band LNA per channel with dual differential outputs for power splitting between channels, a 6-bit differential wide-band phase shifter, and a 4-bit differential variable gain amplifier reduce the coupling between the channels and improve stability. A differential-to-single-ended stage generates single-ended outputs to simplify the combining process. Dual 4-1Wilkinson combiners are employed for two single-ended outputs.
Application
5G NR applications in the FR2 bands.
Performance
22 dB gain control, 2.9-4.2 dB NF and -31 ±3 dBm IP1dB at 25 dB gain; Up to 256-QAM, 400 MHz BW and <2,62% EVM; 6 Gb/s, <2.2% EVM for 64 QAM, 12 Gb/s, <6% EVM for 64 QAM; ±60° scan range, -11 dB side lobes, 1.2m OTA distance.
