Device
90, 180 and 360 GHz Fully Integrated Differential Signal Source With Hyper-Wideband Continuous Tuning Range (TR) in 90 nm SiGe:C BiCMOS Technology B12HFC from Infineon AG
Spectrum
90 GHz, 180 GHz, 360 GHz
Novelty
All circuit fabrication done with preproduction 90 nm SiGe:C BiCMOS technology B12HFC from Infineon Technologies AG. Dividing down the 90 GHz VCO significantly reduces cost and complexity for frequency stabilization and chirp generation.
Application
Hyper-wideband FMCW radar systems
Performance
78.7-102.8 GHz (24.1 GHz) TR, 26.55% for the 90 GHz source; 6.43 dBm Pk POUT at 85.2 GHZ, 2.9 dB variation over TR; 287.1 mW power consumption, 4.59% Pk DC-to-RF efficiency. 153.6-205.3 GHz (51.7 GHz) TR, 28.8% for the 180 GHz source; 3.8 dBm Pk POUT at about 188 GHz with 45.4 GHz 3dB BW; 628.7 mW power consumption, 0.55% Pk DC-to-RF efficiency. TR 303.4-410.1 GHz (106.7 GHz), 29.9 % for the 360 GHz, -1.85 dBm Pk POUT at 370.5 GHz with 48.7 GHz 3dB BW; 915.8 mW power consumption, 0.07% Pk DC-to-RF efficiency.
