Device
Bootstrapped Gilbert cell-based integrated sextupler frequency multiplier in130-nm SiGe BiCMOS technology
Spectrum
238–278-GHz (in the J-band)
Novelty
Instead of a cascade tripler-doubler, multiplication-by-six is accomplished in a single bootstrapped Gilbert cell (BGC) by leveraging odd-harmonic generation in the transconductance stage and self-mixing in the switching quad.
Application
Multichannel and MIMO radar applications in the J-band that demand signal sources with low phase noise and wide tuning range.
Performance
4.3 dBm maximum output power at 257 GHz, 7 dB measured peak conversion gain (CG). > 20 dBc harmonic suppression over the 3-dB bandwidth from 238–278 GHz. 119 mW dc power consumption, leading-edge 2.2% dc-to-RF efficiency.
